The ionisation energy of dopants in nano-transistors varies strongly with their position. The objective of this project was i) to perform realistic simulations of transport spectroscopies in ultimate MOS transistors containing only one or a few dopants in the channel; ii) to search for new functionalities based on the effects of interactions between impurities.
